I was doing a little reading a while back and I guess professionals do one of two things to make the high resolution masks that sit on top of pcbs. 1. They use a technique called photoplotting, which is basically the same as pencil plotting on paper but instead of a pencil they use a lightsource as the pencil and a light sensitive substrate as the paper. (impractical to the average person, please correct me if I am wrong anyone) OR 2. They use another process which involves very high quality postscript printers... What I was going to do but haven't yet had the chance is to try it was to take some 90gsm tracing paper bring it to my local typesetter along with a postsript image of my circuit on disk and have the person print it out on my tracing paper at 2500+ dpi... I believe this would get rid of those little holes you were talking about. I am not really sure what to do about your ferric chloride problem, perhaps try using sodium persulphate. If these ideas don't work for you I guess you could always just send your circuit board in and have them done professionally.
