Bert,

    If you want to go the ol' digital counter way, at your frequencies
(which I judge to be 100~400 MHz), you might want to try the MECL series
from On Semiconductor (previously Motorola). These parts are rated at min
700 MHz, typ 1 GHz. Clocking them, could of course be done with some sort of
PLL-generated signal.
